We report the 1.27 μm AlInAs APD with high responsivity of 0.93 A/W and wide bandwidth of 8.3 GHz at a multiplication factor of 10 optimized for 10G-EPON (OLT).
We demonstrate 1.3 mum-25/43 Gbps EML with novel tensile-strained asymmetric quantum well absorption layer. Clear eye opening was achieved under high output power condition (>+5 dBm) both before/after 10 km normal SMF transmission up to 43 Gbps.
We investigate the structural design for size reduction of a high-speed semiconductor multi-mode interference photonic switch with Mach-Zehnder interferometer. As a result, it is shown that the device size can be drastically reduced by introducing high-Δ waveguide structure and bend waveguides, and high density of switch Straight Port large as ˜ 200 elements /mm2 can be expected.
We analyzed the switching performances of an InAlGaAs/InAlAs/InP multi-mode interference photonic switch with Mach-Zehnder interferometer. In the result, it is shown that the device can achieve high performances concerning lower crosstalk, lower power consumption and less polarization dependence.
