LoRa, an emerging wireless technology, is examined for long range communication performance in a large area. Although LoRa shows good performance for long-distance transmission in the countryside, its radio signals can be attenuated and interfered with by buildings, trees and other signal sources. In urban areas, our observation shows that LoRa requires a dense deployment of LoRa gateways to ensure...
A novel gate-all-around ultra-thin p-channel poly-Si TFT functioning as transistor and flash memory with silicon nanocrystals have been successfully demonstrated. The process is simple and mask free. For the 3-nm-thick channel devices, the S.S. of 88 mV/dec and Ion/Ioff ratio of more than 108 can be achieved. Extreme low applied voltage for band-to-band-tunneling-induced hot electron injection tunneling...
We use depth-resolved cathodoluminescence spectroscopy (DRCLS), Kelvin probe force microscopy (KPFM), and surface photovoltage spectroscopy (SPS) on a nanometer scale to map the temperature, strain, and defects inside GaN high-electron-mobility transistors. DRCLS maps temperature at localized depths, particularly within the 2-D electron gas region during device operation. KPFM maps surface electric...
We have demonstrated a novel Field-Induced Charge-Separation Laser (FICSL) in a Vertical-Cavity Surface-Emitting Laser (VCSEL) embodiment. In addition to the initial optical modulation results that have been presented [1], we here for the first time present details on the novel lateral charge injection structure as well as the advanced bandgap engineering involved in the gate structure. These features...
Novel three-terminal FICSLs in VCSEL form were designed and fabricated for direct gain modulation, which by analysis introduces an additional zero to the modulation transfer function and promises modulation bandwidth enhancement.
In this study, the electrical characteristics of high-k Tb2O3 polyoxide capacitors combined with rapid thermal post annealing have been improved (i.e.lower leakage current, higher electrical breakdown filed and lower electron trapping rate). The post-RTA annealing treatment can passivate and reduce trap states to terminate dangling bonds and traps in the high-k Tb2O3 dielectric and the interface between...
Electronic paper (e-paper) is proposed to being the display interface of radio frequency identification (RFID) smart card. The main feature of e-paper is zero power consumption of normal operation for data display. Only while changing display contents, e-paper needs electric power input. That makes it's a suitable solution for adding display function on a smart card but no needs for embedding a battery...
Novel three-terminal field-induced charge-separation lasers (FICSLs) in VCSEL form were designed and fabricated. The new gain modulation mechanism of hole-electron separation was demonstrated for the first time by applying a variable gate voltage with a constant injection current to the active region.
This article studies a new circuit acyclic clustering problem which divides a combinational circuit into groups of sub-circuits, each of which has limited numbers of inputs and outputs. Several heuristics are proposed to solving this problem. We achieve 300% speedup on logic simulation, with an application of our approach, for finding an input vector that incurs minimum or maximum leakage power dissipation.
