In this paper, we describe active mode control implemented in superlattices of VCSEL-based PhCHs employing separate electrical contacting. The VCSEL-based PhCHs studied were fabricated by depositing a periodic metallic pattern on the top distributed Bragg reflector of a conventional InGaAs/GaAs/AlGaAs VCSEL wafer emitting at 943 nm wavelength.
We demonstrate electrically controlled beam switching and steering in separate-contact photonic crystal heterostructures implemented with arrays of VCSELs. Switching from mutually incoherent to coherent operation is accompanied by wavelength tuning of the array elements.
