The brightness of broad area laser diodes is limited by a degradation of the beam quality at high output powers. To overcome this limit, a control of slow axis modes at high injection currents is necessary. In the present publication we show an approach to improve the beam quality with optical microstructures in high-power AlGaAs broad area laser diodes with an operating wavelength of 970 nm. The...
We report on the design aspects of high performance diode lasers for application in high-brightness spectral beam combining and coherent beam combining modules. Key performance trade-offs are identified and potential solutions are explored.
A lateral-current-injection membrane DFB laser integrated with GaInAsP waveguides and a detector was fabricated by butt-joint regrowth technique. As a result, a threshold current of 700 µA under room-temperature CW condition was obtained.
We present a 35nm tunable laser by hybrid integration between a reflective semiconductor optical amplifier and an external cavity based on silica ring resonators and a Mach-Zehnder interferometer. We demonstrate a record low 2kHz line width.
Direct modulation at 50 Gb/s of 1.3-µm InGaAlAs DFB lasers operating at up to 80°C was experimentally demonstrated by using a ridge-shaped buried heterostructure.
A low power consumption tunable DFB laser diode array, integrated with backside waveguides, is experimentally demonstrated. Fiber output power of 14 dBm was obtained in full L-band with module power consumption less than 3 W.
A novel rear-side wavelength monitor scheme for a 16-DFB LD array with unequally spaced waveguides is proposed. The measured variations in the monitored wavelengths are less than ±1.2 GHz across the ITU-T grid.
Output characteristic mapping of a photonic integrated chaotic laser with three control currents has been completed. Visual maps allow identification of differentiated regions of dynamics and show systematic variation in complexity of the chaotic output.
High speed modulation micro disk laser is investigated with a small signal resonance frequency of 14GHz at 288K. The influences of carrier hole-burning and optical injection on dynamics characteristics are discussed for micro disk and micro ring lasers.
An ultra-compact laterally integrated modulator/980nm InGaAs VCSEL is fabricated. A 3-dB small signal modulation bandwidth of over 30 GHz and 6dB static-extinction ratio at-1.3 V are obtained for a 15 µm long modulator.
We demonstrate the integration of a 980nm VCSEL and beam-scanner based on highly dispersive slow-light waveguides. We obtain a narrow divergence angle of below 0.5° and continuous beam steering of 4.5° using electro-thermal wavelength tuning.
