Direct modulation at 50 Gb/s of 1.3-µm InGaAlAs DFB lasers operating at up to 80°C was experimentally demonstrated by using a ridge-shaped buried heterostructure.
A compact wavelength tunable laser diode for digital coherent optical communication was demonstrated with a wavelength tunable filter consisting of silicon photonic wire waveguides. Stable single-mode operation with 17.8 dBm maximum output power as well as less than 100 kHz spectral line width were obtained.
We have demonstrated multi-wavelength VCSEL array operating at 1060nm with dielectric phase tuning layers. Uniform threshold currents of approximately 0.35mA were successfully realized over 16 channels (10nm wavelength span) by only four-step lithography and etching.
