The authors report the growth of B-doped Si/SiGe multiple quantum wells (MQW) structures by rapid thermal chemical vapor deposition (RTCVD) for intersubband transitions with extreme uniformity and interface abruptness. An excellent well to well uniformity is reported as measured through high resolution SIMS
We have demonstrated efficient QCSE in silicon-based structures, using strained Ge MQWs. The behavior of the exciton peaks, the band edge shift and the shift in absorption coefficient are comparable to those observed in III-V materials at similar wavelengths. Our materials and fabrication processes are completely CMOS compatible and suitable for mass production. This approach is therefore very promising...
We have investigated the experimental and calculated DOS effective masses for SiGe/Ge quantum wells. We find that the apparent discrepancy between calculated effective mass and experimental results that use the Landau level spacing to determine the effective mass can be reconciled
Both the simulation and experimental results confirm that there exist upper and lower limits of carrier concentration in the quantum well. The small difference between the upper and lower limits explains the narrow distribution of 2DEG density from all published experimental observations in strained Si. We report the lowest as-grown carrier density to date in Si/SiGe heterostructures
In this paper we report on experimentally obtained enhancement of hole mobility and sheet carrier density in Ge QW modulation doped (MOD) SiGe heterostructure via implementation of symmetric double-sides modulation doping
The requirements of Si-based photonic devices in the next generation of chip technologies have caused extensive studies on Ge/Si quantum dot devices. In this communication, we report on lateral three-terminal FET type of photodetectors based on Ge dot layers sandwiched between SiGe QWs, where the near-infrared light was mainly absorbed in the Ge island layers. In addition to the source and drain contacts,...
