The growth rate of gallium antimonide using triethylgallium and either trimethylantimony or triethylantimony has been studied over a wide temperature range, from 475 to 675°C. We present and review the state-of-the-art results from distributed feedback quantum cascade laser in the wavelength range from 4 to 11 µm for environmental monitoring, industrial process control and health diagnostic applications.
Using a 0.5 mm short cavity and high reflectivity coating on both laser facets, room temperature, continuous-wave Quantum Cascade lasers at λ ∼ 5.3 μm are realized with heat dissipation of less than 1.2–1.7 W.
