We present an electrically driven thermal emitter with spectrally enhanced narrowband radiation based on graphene and silicon photonic crystal cavities. Coupled to the cavity resonances, the emission of graphene show pronounced enhancement at the wavelengths around 1590 nm with a Q factor of 700.
We report an integrated graphene photodetector on top of a silicon waveguide with a maximum responsivity of 0.36 A/W and a 3dB high-speed cut-off frequency of 42 GHz. Furthermore, nonlinear photocurrent in graphene under pulse excitation enables direct on-chip characterization of ultrafast pulses.

We demonstrate high-contrast electro-optic modulation in a graphene integrated photonic crystal nanocavity, providing a modulation depth of more than 10 dB at telecom wavelengths. This work shows the feasibility of high-performance electro-optical modulators in graphene-based nanophotonics.
