We investigate a novel In0.53Ga0.47As/Al0.85Ga0.15As0.56Sb0.44 (hereafter InGaAs/AlGaAsSb) avalanche photodiode (APD) for high speed operation. The fabricated APD with 20 µm diameter exhibits a maximum responsivity of 5.33 A/W at 1550 nm, a maximum 3-dB bandwidth (f3dB) of 14 GHz, and a clear eye diagram at 10 Gb/s. A GBP value as high as 407.4 GHz was extracted. The results demonstrate the potential...
We investigated the temperature dependence of dark current, avalanche gain and breakdown voltage in Al0.85Ga0.15As0.56Sb0.44 (hereafter AlGaAsSb) avalanche photodiodes (APDs) with avalanche region widths, w = 90 and 178 nm. There is negligible band to band tunnelling currents and a very weak temperature dependence of gain observed in both didoes. The temperature coefficient of breakdown voltage, C...
Avalanche photodiodes have been the preferred choice for detection of signals at the bit-rates of 2.5Gb/s and 10Gb/s in optical communication networks. Current commercial avalanche photodiodes are unable to meet the demand at higher bit-rates above 10Gb/s. A review of the gain-bandwidth products reported in InP, InAlAs and Si based avalanche photodiodes is presented. We discussed the physics of avalanche...
