The effect of extraction barrier width on a resonant-phonon terahertz quantum cascade laser is studied using the Monte Carlo method. The width of extraction barrier is varied from 48 to 33 Aring. The calculated threshold current density increases monotonously with decreasing extraction barrier width, while the peak gain shows nontrivial behavior. The simulation results suggest an optimum extraction...
We present the influence of doping on terahertz quantum-cascade lasers. The active region is based on the longitudinal-optical phonon depopulation of the lower laser state. A linear dependency between the threshold current density and the doping is observed. We contribute that to the fact that quantum-cascade lasers require a sub-band alignment prior to lasing. Non-linear effects like electron-electron...
An experimental study of the effects of injector barrier thickness on the performance of terahertz quantum-cascade lasers is reported. The injector barrier is varied from 54 to 38 Aring in an otherwise identical 3.4 THz laser structure. It is shown that the threshold current density at 10 K increases monotonically from 445 A/cm2 to 1.29 kA/cm2 with reducing barrier thickness. On the other hand, an...
