Sensitive single-pass transmission measurements for probing the electron distribution of Quantum Cascade lasers under an applied bias are used to extract the intersubband nonparabolicity and single-pass gain of a lambda~10 mum Quantum Cascade laser.
We report terahertz quantum cascade lasers, with a three-quantum-well active region design and copper metal-metal waveguides, operating up to a record temperature of 178 K. Their performance is compared to devices with gold metal-metal waveguides.
We report 5 THz quantum cascade laser sources based on intra-cavity difference-frequency generation in dual-wavelength mid-infrared quantum cascade lasers. Our devices produce microwatt-level terahertz output at 80 K and approximately 200 nW output at 250 K.
