This paper focuses on the modeling and simulation of silicon carbide(SiC) bipolar junction transistor(BJT). SiC BJT is modeled in MATLAB using internal dynamical equation, and the Haar wavelet method is used to solve the ambipolar diffusion equation (ADE).
