Due to leakage currents, electrical loss and higher series resistance in the high-k stacks, the typical C-V measurements based on a model of equivalent circuit of a MOS capacitor, containing resistance and capacitance in parallel, may be not accurate enough. The admittance spectroscopy technique was used in this study to enable the analysis of the properties of hafnium silica (interleaved atomic layers of HfO2 and SiO2) deposited on chemical SiO2 on silicon. Equivalent circuit models of those MOS structures appropriate for different bias regimes were developed. The dependence of the equivalent circuit elements' values on the composition of the hafnium silica was demonstrated.
Typowe pomiary C-V oparte na dwuelementowym schemacie zastępczym kondensatora MOS, który zawierają kondensator i rezystor połączone równolegle, mogą być niewystarczająco dokładne w przypadku charakteryzacji wielowarstwowych izolatorów o dużej przenikalności elektrycznej (high-k stacks), ze względu na występujące w nich prądy upływu, straty dielektryczne i duże rezystancje szeregowe. W prezentowanych badaniach wykorzystano technikę spektroskopii impedancyjnej do analizy własności warstw mieszanych tlenku hafnu i tlenku krzemu (naprzemienne warstwy molekularne HfO2 i SiO2) osadzonych na podłożu krzemowym z wytworzoną chemicznie cienką warstwą SiO2. Opracowano schematy zastępcze takich struktur właściwe dla różnych zakresów polaryzacji. Pokazano zależność elementów schematów zastępczych od składu mieszaniny izolatora.
