We couple magneto-plasmons ultra-strongly to subwavelength split-ring resonator cavities, probed with THz time domain spectroscopy (TDS). We present a terahertz quantum cascade laser providing 875 mW two-facet output power in pulsed mode, at a frequency around 4.7 THz and at a heatsink temperature of 10 K. The laser has a single plasmon waveguide. The active region is based on four quantum wells with longitudinal optical phonon extraction.
A resonant-phonon THz quantum cascade laser based on Al0.03Ga0.097As step well is demonstrated. Maximum pulsed operating temperature is 123 K, with threshold current densities as low as 110 A/cm2 at 10 K and 175 A/cm2 at 100 K.
