The large-signal modulation characteristics of 1.3 μm vertical-cavity surface-emitting lasers (VCSELs) with buried tunnel junction and reduced cavity length are presented. A short overview of the VCSEL design and static device characteristics is given. Employing these devices, the error-free data transmission at 25 Gbit/s over up to 25 km of singlemode fibre is reported for the first time. The impact...
The modulation characteristics of vertical-cavity surface-emitting lasers with a buried tunnel junction emitting in the important wavelength regime around 1.55 m are presented. For the first time it was possible to demonstrate bit rates up to 40 Gbit/s also in this waveband. The 3 dB bandwidth measured under continuous-wave driving conditions was higher than 19 GHz. The present devices were found...
We present 1.55 μm BTJ short-cavity VCSELs for application in access networks. A detailed analysis of the modulation performance of these long-wavelength devices is given. Record high modulation bandwidths in excess of 16 GHz for temperatures up to 50°C and high parasitic cut-off frequencies of 23 GHz are extracted from S-parameter measurements. This excellent modulation performance is due to the...
We present 1.55 μm BTJ Short-Cavity VCSELs with modulation bandwidths in excess of 17 GHz. As shown by impedance measurements and impedance modeling, this excellent performance can be attributed to an improved parasitic roll-off frequency of 23 GHz.
