We report on high efficiency InGaN nanowire‐based micro and nanoscale light emitting diodes (LEDs). We show that record‐ high efficiency and highly directional emissions can be achieved with red and green submicron nanowire micro‐LEDs. Such LEDs are critical for augmented reality displays which require both efficiency and high optical throughput.

We report on the demonstration of AlGaN nanowire lasers in the ultraviolet (UV)-B and UV-C bands. The AlGaN nanowires were grown directly on Si substrate and were characterized by the presence of quantum-dot-like nanostructures. At room temperature, the lasing threshold was measured to be ∼30 μA.

Nanoscale rolled-up InAs quantum dot tube photodetector

The first demonstration of a rolled-up InAs quantum dot tube photodetector is reported, which is fabricated by the selective release of self-organised InAs/GaAs quantum dot heterostructures from the host substrate. The device exhibits a responsivity of ~66 mA/W and an external quantum efficiency of ~8% under 1064 nm excitation at 300 K.
