All-optical nonlinear phase noise reduction using an InP-over-SOI PhC nanocavity is experimentally demonstrated for 20-Gbit/s NRZ-QPSK signals. The phase-preserving intensitylimiting function results in an OSNR penalty reduction of 3.5 dB at a BER of 10-3. We use two coupled photonic crystal cavities to build an all-optical gate. The control and the modulated signal are separated spectrally by about 10 nm. This device was operated at a rate ranging from 1 to 10 GHz with maximum coupled average power of less than 1 mW in the control signal, which translates to about 100 fJ per control pulse.
The limitations owing to device heating and thermo-optic effects in high-speed quantum-well microcavity saturable absorber devices are investigated both theoretically and experimentally. A simplified theoretical description of the device electronic, thermal, and optical properties is developed and applied to the modeling of the device switching characteristics for reamplification + reshaping step...
