Quantum-dot monolithic mode-locked lasers at 40 GHz show sub-ps pulses using dispersion compensation techniques. Their suitability for optical communication towards 100 Gbit Ethernet as well as properties using optical feedback are investigated.
Error-free booster amplification in a 4-mm QD-SOA has been achieved with 1-dB OSNR-penalty up to +15dBm output power for single-channel 80-Gb/s RZ-OOK signals and up to +8.3dBm for 4-channel multi-wavelength (80-Gb/s RZ-OOK + 3 × 40-Gb/s NRZ-OOK) signals on a 5-nm grid.
The static and dynamic characteristics of four-wave mixing in quantum dot semiconductor optical amplifiers are investigated. A high chip conversion efficiency of -2 dB at 0.6 nm detuning, a low (<; 5 dB) asymmetry of up-and down-conversion and a spectral range of 15 nm in which an optical signal-to-noise ratio above 20 dB is achieved. Relaxation times different for electrons and holes, 210 fs and...
