A tunable photonic microwave filter using slow light in a VCSEL is proposed and experimentally demonstrated for the first time. Tunable microwave notch filter at 20 GHz can be achieved by adjusting the bias current of VCSEL.
We demonstrated CW laser operation of GaN-based VCSELs under current injection at 77 K. CW laser action was achieved at a threshold current of 1.4 mA, emitting at 462 nm with a narrow linewidth of about 0.15 nm.
The lasing characteristics of a GaN VCSEL with two dielectric DBRs of SiO2/TiO2 and SiO2/Ta2O5 were investigated. The laser emits wavelength at 414 nm under optical pumping at room temperature with a threshold energy of 270 nJ.
