Uni-traveling-carrier photodiodes with novel dual-drifting-layer structure is proposed to realize wide bandwidth and high saturation power performance. High-speed operation at high bias voltage is demonstrated by optimizing the electric field profile within the dual-drifting-layer structure.
Depletion region of uni-traveling-carrier photodiodes (UTC-PDs) is optimized. Wide bandwidth of 28.5 GHz and high saturation photocurrent of 38 mA at 20 GHz are achieved for a 14-µm diameter device.
To improve the capability of countermeasure during detecting electric field of ship, basic method of detecting electric field is analysed, and the mathematical model of electric field of ship and electrod sweep are established in the three-layers media(air-seawater-seabed), then the main problem during electric field detection is pointed out after contrast and analyse. Based on the character of gradient...
To effectively detect electric field of ship, the mathematical model of electric field are established, and the problem of countermeasure of electric field detection is pointed out. Based on the character of gradient and quadratic gradient of electric field, choosing quadratic gradient of vertical orientation as feature, the method of detection is adjusted and the effect of improving detection is calculated...
