We have studied coherence dynamics of excitons in symmetric coupled-quantum well systems by four- wave mixing spectroscopy. We report that the coherence decay of excitons in the coupled quantum wells shows the quantum beats and different dependence on excitation power from that in a reference multiple quantum well.
A simplified process for fabricating BH lasers is introduced, where a self-aligned mask for Zn diffusion is formed in situ during crystal growth. The current/light characteristics of the lasers are presented. The lasers are compared with DCPBH lasers.
