This paper presents results of statistical analysis of RTN in highly scaled HKMG FETs. A robust algorithm to extract multiple-trap RTN is proposed and applied to show that RTN can cause serious variation even when HKMG and undoped channel are introduced. We further focus on hysteretic behavior caused by RTN with time constants much longer than the circuit timescale. This reveals that RTN also induces...
This paper analyzes the extensive variability of random telegraph noise (RTN) responses to gate voltage and temperature in undoped nanoscale nFETs. Using comprehensive RTN measurements to extract the response parameters of >600 traps, we show that the RTN can induce delay uncertainty in dense low power (i.e., narrow devices and low VDD) 14-nm technology that may exceed 50% of the nominal delay.
We present a detailed study of back bias (Vbb) impact on UTBB devices with a gate length (LG) of 25nm and BOX thicknesses (TBOX) of 25nm and 10nm, respectively. It is reported for the first time that the Vt is modulated by Vbb across a wide temperature range, from −40°C to 125°C. The device electrostatics and reliability, under various Vbb are investigated. The short channel effect (SCE) is well maintained...
This work presents a 32 nm SOI CMOS technology featuring high-k/metal gate and an SRAM cell size of 0.149 mum2. Vmin operation down to 0.6 V in a 16 Mb SRAM array test vehicle has been demonstrated. Aggressive ground rules are achieved with 193 nm immersion lithography. High performance is enabled by high-k/metal gate plus innovation on strained silicon elements including embedded SiGe and dual stress...
