This work compares four SiC power MOSFET models for SPICE provided by main device manufacturers: STMicroelectronics, CREE and ROHM. Model complexity and structures are analysed. Model accuracy is assessed by comparing simulation results to static output characteristics given in the respective device datasheets.
Reliability models of doubled systems with hot and cold redundancy are suggested. The switching device can makes type I and II errors in these systems. Dynamic fault trees and Markov models are used for reliability characteristics determination.
The impact of load-sharing effects that occurs in cold redundancy internal component for bridge structure system is analyzed. System reliability is formalized by dynamic fault tree. In the paper tree reliability model of bridge structure system is suggested and compared. In this paper, the model of nanoacoustoelectronic converter based on graphene nanotubes and calculated frequency response. The proposed model takes into account the size dependence of the elastic constants and the sound velocity in graphene. It is established that an increase in electron density and decreasing radius nanotubes increases the sensitivity of the transducer.
