Since the first demonstration of distributed feedback quantum (DFB) quantum cascade (QC) lasers in 1997 [1] tremendous progress has been made in the development of single-mode emitting QC lasers [2-4]. Such kind of devices are of particular interest because a lot of different molecules, like CO2, N2O or CH4, have their fundamental modes in the mid-infrared spectral region (3–12 μm).
Recent progress in the design and realization of quantum cascade lasers emitting at THz frequencies will be discussed. High temperature and high power operation are reported and broadband emitters are discussed. THz lasers oscillating in micro-resonators with extremely small modal volumes will be also presented.
Continuous wave operation at -30/spl deg/ C of buried heterostructure quantum cascade laser emitting at 5.64 um is reported. The laser exhibited 3 mW of CW power with the threshold current density of 5.4 kA/cm/sup 2/.
