We present for the first time the measured power reflectance of GaAs monolithic high index contrast surface gratings (MHCGs) and computer simulations of various reduced-vertical-dimension VCSEL designs that employ these MHCG structures. We demonstrate the first optically-pumped MHCG DBR VCSELs with emission near 980 nm.

We overview our recent theoretical and experimental studies of nonlinear interaction of laser modes in quantum cascade lasers (QCLs) which results in phase coherence, frequency locking, and in some cases complete synchronization of laser modes.
We investigate phase coherence of multi-transverse modes in quantum cascade lasers through both near- and far-field mode measurements. We explain the observed phase locking by four-wave mixing of longitudinal modes belonging to different transverse modes.
