We present epitaxial growth of GaInNAs on GaAs by molecular beam epitaxy (MBE) using analog, digital and N irradiation methods. Thin Ni/Au (3/6nm) bi-layer metal films annealed by photo-chemical vapor deposition (photo-CVD) were investigated.
