Simultaneous high power (2W), high modulation speed (1Gb/s) and high modulation efficiency (14 W/A) operation of a two-electrode tapered laser is reported.
We report a high modulation efficiency two-electrode tapered laser with a record 0.81 W output optical modulation amplitude for 70 mA applied current swing under 700 Mb/s direct modulation. In addition the device shows a record 40.5 W/A static modulation efficiency.
High brightness gain guided tapered lasers emitting at 1060 nm were designed, simulated and fabricated. The devices showed excellent beam quality up to 2 W cw, and the experimental results were similar to the predictions of the simulations. Tapered lasers with separate contacts were designed with the goal of achieving a high modulated power with a low modulating current.
