In this paper we review approaches to photodiodes that will achieve bandwidths in excess of 100 GHz while maintaining good quantum efficiency and high photocurrent capabilities.
To achieve the high bandwidths required for 40 Gb/s (and higher) fiber optic receivers it will be necessary to abandon conventional single-pass, normal-incidence photodiodes in favor of waveguide structures. Some of the issues to be addressed as waveguide photodiodes are developed for high-bit-rate applications include input coupling, RF design, saturation at high current levels, and integration to...
We demonstrate evanescently-coupled avalanche photodiodes utilizing a planar short multimode waveguide. These devices exhibit high-responsivity (> 0.62 A/W at unit gain), broad bandwidth (34.8 GHz at low gain) and 160 GHz gain-bandwidth product.
