We propose and study GaAs/Al25Ga75As terahertz frequency quantum cascade lasers in which mid-infrared radiation is used as a coherent drive for enhancing the terahertz gain.
We analyze the temperature performance of five terahertz (THz)-frequency quantum cascade lasers based on a three-quantum-well resonant-phonon depopulation design as a function of operating frequency in the 2.3–3.8-THz range. Gain and losses in a LO-phonon THz QCL are studied using TDS. At threshold the gain clamps at 25cm-1 and the gain FWHM is 0.6THz. At low biases, absorption features are observed below and above the laser frequency. They are shown to originate from the population of a parasitic electronic channel.
