40-Gbps transmission over 5-km single-mode fiber using a directly modulated 1.3-μm AlGaInAs MQW distributed-reflector laser was demonstrated. Error-free operations up to 70°C have been achieved.
Wide-temperature-range 10.3 Gbit/s operations of 1.3 μm distributed feedback (DFB) lasers using high-density quantum dots are presented. Clearly opened eye diagrams are obtained from -40 to 80 C with extinction ratios of more than 5.2 dB.

Temperature-stable operation of 1.3-mum quantum-dot DFB lasers with anti-reflection coated facets was realized by utilizing GaInP/GaAs gratings. A 10.3-Gb/s modulation under fixed driving conditions was achieved between 15degC and 70degC.
