Implementation of the internet of things (IoT) by equipping various objects in the world with wireless sensor nodes would result in improved efficiency, accuracy and economic benefit. However, since power supply including energy-harvesting is always crucial for wireless sensor nodes, one of most important technological issues must be minimization of power consumption on the nodes. In this report,...
To achieve high performance communication it is necessary to consider all the design parameters for the switching circuit, interconnection and power supply. As these parameters definitely affect each other for over 20Gbps. These must be included for their optimization. These parameters are driver on-resistance (drivability), characteristic impedance of all connection routs, dependent frequency load...
It is expected to be effective for global environmental conservation and energy saving that power electronics technology introduce to a variety of areas of electric power conversion system, such as electric and hybrid electric vehicle (EV/HEV), IT/CPU power supply, general inverter, electric power grid, and electric train. To meet these trends, the performance of Si power devices have been improving...
In recent years, thermal management of electronic components is getting all the more important with the advance in downsizing and higher density packaging of electronics. The authors have proposed a concept of thermal network modeling to be used in estimating the temperature rise of small chip components to establish the copper pattern design rule. In this paper, based on the proposed concept, we...
Ultrasonic wire bonding is a common technology for connecting electrodes of electronic components like power modules. Nowadays, bond connections are often made of copper instead of aluminum due to its thermal and mechanical assets. One of the main cost factors in the wire bonding process is the acquisition cost of consumables such as bonding tools. For copper wire bonding tool lifetime is much lower...
In this paper, we report parallel high-speed (28-Gbps per channel) error free (BER < 10−12) data transmission over a 26-cm long graded-index polymer optical waveguide. The effect of modal dispersion and inter-channel crosstalk are investigated by analyzing the bath-tub curve and eye-diagram.
A power supply circuit and an electrical interconnect test method are proposed to detect open defects at interconnects between dies in 3D ICs. The test method is based on the amount of charge injected from the power supply voltage source. It is shown by Spice simulation that resistive open defects whose resistance is greater than 20Ω can be detected with the power supply circuit by the test method.
Multimode polymer optical waveguides with graded index perfect circular cores are fabricated using the Mosquito method. We both theoretically and experimentally confirm that monomer-flow caused by the monomer dispense with needle scan influences the core shape. In addition, we fabricate a waveguide with perfect circular cores showing 1.73-dB lower insertion loss compared to the waveguide with the...
Electrical and thermal contact mechanisms in isotropic conductive adhesive (ICA) based on silver coated polymer particles has been investigated. The adhesive conductivities similar of that of traditional silver filled adhesives at less than 10 % of the silver consumption. The high conductivity has been explained by the development of fused metal-metal contacts between neighboring particles.
This paper describes a basic heat transfer characteristic of pulsating flow in narrow cooling channel which can be observed in high-density packaging electronic equipment or miniature water cooling channel. There is a strong demand of miniaturization of cooling devices in order to decrease the dimensions of electronic equipment. However, due to the high pressure resistance in the miniature cooling...
A millimeter-wave 16-element 44/60-GHz concurrent dual-band phased-array front end capable of two-dimensional scanning with orthogonal polarizations for wireless communications and sensing has been investigated. Simulated results of the phased array front end show its concurrent performance at 44 and 60 GHz. In the receive (RX) mode, it has noise figure of 7.3/7.1 and 7.4/7.2 dB at the radiating elements...
Flexible, solderable electrodes were prepared on paper and glass fiber cloth using screen-printing and solder-plating techniques. Such electrodes can be manufactured with low environmental impact and at a low cost. The prepared electrodes were subjected to heat resistance, heat cycles, and damp heat tests. Flexible LED sheets were successfully prepared using these electrodes.
For the future of optical interconnect, the spot size converter (SSC) device is anticipated to be useful. Hence, we propose SSC using mask-transfer self-written (MTSW) method with UV-curable resin. Mask-transfer provides easy and fast fabrication concept. This makes these technology is a promising technology for SSC device. A prototype fabrication of tapered SSC shape was successfully fabricated due...
Recently, Near Field Communication (NFC) technology such as 13.56 MHz band-RFID has drawn a lot of attention as a short-range wireless communication technology for mobile and wearable devices. Although the NFC is a useful wireless communication within a few-centimeter area, it is not so convenient communication technology in the short-range from a few decimeters to meters. In this paper, in order...
In this paper, the iterative electrical-thermal co-simulation (IETC) method is applied to a three-dimensional (3-D) problem to estimate power and thermal integrity issues on a plane structure. The performance of the 3-D IETC method in the power/thermal integrity analysis is verified by showing some numerical results of an example problem.
In recent years, radio communication using ultra-wideband (UWB) technology has shown great promise for healthcare and medical applications. Antennas for UWB communication, using a frequency band from 3.1 to 10.6 GHz, require suitable wideband characteristics compared with antennas for conventional narrow band wireless communication. Although many UWB antennas have been investigated and developed by...
A room-temperature wafer bonding using Al/Au multi-layers with a Pt or an Al2O3 barrier layer has been demonstrated for wafer-bonded reflectors in the ultraviolet (UV) spectral region (200–400 nm). Surface activation prior to Au-Au room-temperature bonding was performed using argon radio-frequency plasma. Experimental results showed that the Al2O3 layer prevents the solid-state diffusion between Al...
In recent years, human body communication draws a lot of attention as a promising wireless technology in order to materialize wireless body area network for mobile and wearable devices. In this study, we focused on the communication between an electrode located on the floor surface and a wearable electrode located on the forearm, and electromagnetic field distribution and transmission characteristics...
In recent years, radio communication using ultra-wideband (UWB) technology has shown great promise for ubiquitous application. We have already investigated and developed the cross type of unbalanced dipole antenna with semicircular and trapezoidal radiating elements, and we have confirmed that the cross type of unbalanced dipole antenna performed with VSWR characteristics less than 2.0 over the UWB...
