Integrated THz pulse generation and amplification in THz QCLs is demonstrated. Intracavity narrowband THz pulses are generated at 2.1THz by exciting the facet of a THz quantum cascade laser with a resonant interband-intersubband transition and detected using electro-optic sampling.
Distributed feedback quantum-cascade lasers based on loss-coupled two-metal gratings are presented. Devices lasing on single longitudinal modes between 2.62 and 2.69 THz are demonstrated, with sidemode suppression of 30 dB. In addition, controllable grating coupling strength is demonstrated.
