Two-element serial-connected photodiode array (SC-PDA) and parallel-connected photodiode array (PC-PDA) were fabricated and tested. The novel PC-PDA shows a higher responsivity (0.32A/W), a smoother frequency response (14.0GHz) and a higher saturation current (66mA) comparing to the SC-PDA (0.24A/W, periodical patterned frequency response and 42mA).
Memory machines (MMs) equipped with low coercive force (LCF) permanent magnet (PM), e.g. AlNiCo and high coercive force (HCF) PM, e.g. NdFeB, possess the advantages of high power density, high efficiency and high efficient flux-regulation capability. In this paper, a robust control strategy to achieve the maximum torque output in different speed region is proposed and implemented on a hybrid permanent...
Smart human tracking systems based on surveillance camera are very popular recently. For example, retailers and museums use head counting to analyze the consumer statistics. This paper proposed an approach to detect multiple heads, which can be applied in smart human tracking system. The computing resource of this kind of applications is so high that it is not applicable in embedded platforms. So,...
We designed and optimized a high-speed, low-loss electrodes applied to photodetector array (PDA) using simulating software HFSS. The designed electrodes structure was fabricated and tested. Compared with the electrodes before optimization, the insert loss decreased by 1.1dB at 40GHz and the bandwidth increased by 8GHz.
An outer-rotor permanent magnet (PM) synchronous machine (OR-PMSM) with amorphous stator core (OR-PMSMASC) is proposed in this paper, which exhibits higher efficiency than conventional silicon steel PM machines. On the basis of the electromagnetic characteristics of the amorphous alloy material (AAM), the general design of the proposed machine is studied, including the structure parameters and the...
Typical working conditions and application scenes of backup batteries for communication base station in China are analyzed in this article. And the mathematical model is established for economic analysis of the application of second-use of electric vehicle batteries in backup power for Chinese communication base station. The cost savings ratio in different remaining cycle life of second-use electric...
Electric vehicles (EVs) develop with high-speed in recent years. The automotive manufacturers recommend that battery will be replaced, when the remaining capacity reaches 80%. However, the capacity left in the battery can be used to support other fields, which requires lower performance. This paper attempts to analysis the feasibility of transportation battery second life used in communication base...
LTE-M, which is an abbreviated version of LTE-MTC(Machine Type Communication) can be said to have a variety of applications, including a large number of heterogeneous interconnection of large-scale network equipment. One of the most prominent problems is that the machines may have a large amount of access requests in a short time, which can easily lead to network congestion. At present, the contention-based...
In this paper, we present a monolithic vertical integration of a 850nm wavelength AlGaAs/GaAs-based vertical-cavity surface-emitting laser (VCSEL) and a 810nm wavelength AlGaAs/GaAs-based resonant cavity enhanced photodetector(RCE-PD). The receiving and transmitting of optical signals on two different wavelengths can be realized simultaneously by the single transceiving chip. Simulations show that,...
Accelerated degradation testing (ADT) Bayesian optimization design can determine prior distribution of model parameters by prior information, which avoiding the uncertainty to the result of design brought by assuming parameter selection arbitrarily. However, different people may have different tendencies when choosing prior distributions through the same prior information. It may result in different...
We designed and optimized a high-speed, low-loss electrodes applied to photodiode array (PDA) using simulating software HFSS. Optimized and un-optimized electrodes were fabricated and tested. A 1.1dB reduce of the insertion loss at 40GHz was achieved by the optimization. Meanwhile, photodiode array implementing the optimized electrodes has a 6.6GHz higher 3dB-bandwidth comparing to the photodiode...
In this paper, an integrated optoelectronic chip, which can transmit optical signal at 849.2nm and receive optical signal at 803nm, is proposed. It is constructed by integrating a VCSEL unit above a PIN-PD unit. Analysis show that, the VCSEL unit has a threshold current around 1mA and a maximum output power around 1.2mW at 849.2nm, the PIN-PD unit has a highest absorption quantum efficiency above...
A vertically integrated device composed of Vertical-Cavity Surface-Emitting Laser (VCSEL) unit and Resonant Cavity Enhanced Photodiode (RCE-PD) unit is proposed, which has huge potential application perspectives for optical interconnects. The performance of the integrated device and the interaction of its two composing units are analyzed based on different structure optimization. As optimized, its...
In this paper, we studied the effect of mushroom-mesa structure on vertical incidence PIN photodiodes based on theory and experiments. A novel mushroom-mesa vertical incidence photodiode was fabricated. The 20-um-diameter mushroom-mesa photodiode with a 0.5-um absorption layer achieved a 3dB bandwidth of 24.1 GHz, which increased 39.3% compared with PIN photodiodes.
We present an approach to design focusing reflectors using two-dimensional sub-wavelength gratings (2D SWGs). The effect of the grating reflecting mirrors size on the reflection focusing performance is investigated. The performance parameters considered mainly include focal length, phase change, numerical aperture. Using COMSOL software, the simulation results show that the focal length are affected...
In this paper, the high-speed modified uni-traveling-carrier photodiode (MUTC-PD) was designed and fabricatedfor low reverse bias. The 3-dB bandwidth and responsivity of MUTC-PD with 24-μm mesa diameter at 1-V reverse bias is 22.5 GHz and 0.22 A/W at the wavelength of1550 nm, respectively. The dark current of the device is less than 4nA at 3.3 V reverse bias. The fabricated device can achieve high...

Using the LST images from the MODIS and LANDSAT 8, high spatial-temporal resolution LST from May to November in 2013 were generated with the Spatial and Temporal Adaptive Reflectance Fusion Model (STARFM). Furthermore, the relationships between urban LST and four Landscape Metrics were analyzed based on two GaoFen imageries. UHI effects...
