A facile route to synthesis silver nanoparticles into polyvinylpyrrolidone (PVP) or silica (SiO2) matrices using sol-gel method has been developed. The influence of matrices on the size and optical properties of silver nanoparticles were studied. Because the particle size increases at different rate with silver nitrate (AgNO3) concentration in different matrices, there is an up-limit for AgNO3 concentration...
Silicon nanowire based discrete trapped charge-storage nonvolatile memory cell employing high-kappa dielectrics with metal gate is presented for the first time. The nanowire TAHOS (TaN/Al2O3/HfO2/SiO2/Si) memory fabricated using top-down method in nearly gate-all-around (GAA) architecture showed higher P/E speed than SONOS. In TAHOS, the erase speed is found almost equal to the program speed. The...
We report a successful implementation of epitaxially grown Phosphorus-doped (P-doped) embedded SiC stressors into SOI nMOSFETs. We identify a process integration scheme that best preserves the SiC strain and minimizes parasitic resistance. At a substitutional C concentration (Csub) of ~1.0%, high performance nFETs with SiC stressors demonstrate ~9% enhanced Ieff and ~15% improved Idlin against the...
This paper presents for the first time (110) PMOS characteristics without Rext degradation, allowing investigation of fundamental mobility and demonstration of drive current Ion in excess of 1mA/mum at Ioff =100 nA/μm.
